作者簡介
John Lau, Ph.D., is a Fellow of Industrial Technology Research Institute (ITRI), a Taiwan-based nonprofit R&D organization engaging in applied research and technical services. Previously, he was a visiting professor at the Hong Kong University of Science and Technology (HKUST), director of the Microsystems, Modules & Components (MMC) Lab at the Institute of Microelectronics in Singapore, and a senior scientist and member of technical staff at HP Labs /Agilent in California for more than 25 years. Dr. Lau has 30 issued and pending US patents and has written 16 books on 3D MEMS packaging, 2D and 3D IC integrations, and other topics. He is an elected ASME Fellow and has been an IEEE Fellow since 1994.
